ABSTRACT (maximum 200 words) Recent military applications have demanded photodetectors with high sensitivity, high selectivity and multispectral capability for detection and identification of the target. These characteristics have been found in quantum well infrared photodetectors (QWIP). Driven by these applications, a QWIP photodetector capable of detecting simultaneously infrared emissions within near infrared (NIR), mid wavelength infrared (MWIR) and long wavelength infrared (LWIR) was studied, modeled, designed and characterized. Using the envelope function approximation, the mathematical model of the quantum phenomena in semiconductor heterostructures was derived. A computational tool was developed to solve self-consistently the Schodinger-Poisson equation using the shooting method, allowing the theoretical evaluation of the absorption coefficient. A three-color (NIR, MWIR and LWIR) GaAs-based QWIP sample and a two-color (NIR and MWIR) InP-based QWIP sample were designed, both comprised of stacks of uncoupled wells for each band detection. The 67 layers of the GaAs sample was grown using molecular beam epitaxy (MBE). Intersubband absorption in the sample was measured for the MWIR and LWIR using Fourier transform spectroscopy (FTIR) and the measured peak positions, found at 5.3 µm , 8.7 µm , and 13.8 µm are within 0.3 µm of the theoretical values, indicating that the model accurately predicts the absorption wavelengths. A two-dimensional ordered grating pattern was selected and optimized separately for both MWIR and LWIR desired peaks. Finally the photodetector device configurations were designed to permit to the measurement of the NIR band through photocurrent spectroscopy and performance analysis. The fabrication and characterization of the prototypes are a matter for future work.

Multicolor infrared (IR) detectors are very important to advanced IR sensor systems. An IR detector with multicolor capability can offer a better target discrimination, tracking, and identification, as well as temperature determination. Multicolor IR sensors are also very useful in industry for gas leakage detection, chemical analysis, and for environmental sensing and control. As the IR techno...

The Effect of Structural Parameters on the Electronic States and Oscillator Strength of a Resonant Tunneling Quantum Well Infrared Photodetector

In this paper a resonant tunnelling quantum well infrared photodetector (RT-QWIP) is discussed. Each period of this photodetector structure comprises of a resonant tunnelling structure (AlAs/AlGaAs/AlAs) nearby a quantum well (AlGaAs/GaAs). In this photodetector, photocurrent is produced when an electron makes a transition from the ground state of the well to an excited state which is coupled t...

In this paper, a quantum well infrared photodetector based on cascade structure is proposed which is capable of simultaneous detection of two different wavelengths in mid-infrared region. The active region of this photodetector is monolithically sensitive to both wavelengths and the electron transport system is designed to transport electrons excited by two different wavelengths. Arbitrary Multicolor Photodetection by Hetero-integrated Semiconductor Nanostructures

The typical photodetectors can only detect one specific optical spectral band, such as InGaAs and graphene-PbS quantum dots for near-infrared (NIR) light detection, CdS and Si for visible light detection, and ZnO and III-nitrides for UV light detection. So far, none of the developed photodetector can achieve the multicolor detection with arbitrary spectral selectivity, high sensitivity, high sp...
